Abstract

Purpose

A large-scale detection system with more data in short time bins, small dead space and small signal identification is the ideology the scientists pursuing. These proposed demands are able to be solved by 2.5 D integration. The substance of a 2.5 D integration is called silicon interposer, which consists of the through silicon via (TSV) and redistribution layer. However, the state-of-the-art silicon interposer is not able to sustain its own mechanical strength with the detector/readout array often sitting as standalone in large science facilities and fails to reduce the expansions on the installation of the components due to its insufficient thickness and size. This study aims to propose a moderation of current interposer with large-sized, standalone properties.

Design/methodology/approach

This paper proposes an interposer based on double-sided silicon vias (DSSVs) interconnection. Unlike conventional interposer that is interconnected by TSVs, DSSVs interposer is interconnected by top vias (T-vias) and bottom vias (B-vias).

Findings

The fabrication process of DSSVs interposer is introduced, and the superiority of the double-sided interconnection process with two etch-stop layers is described in detail. The impact of different T-vias depth on DSSVs interconnections in the same wafer is discussed and two times PI opening processes are proposed to eliminate air bubbles in the B-via. The relationship between the interposer thickness and warpage is studied by finite element analysis simulation and experiment. The prototype of the DSSVs interposer with a size of 100  × 100 mm and a thickness of 318.2 µm is fabricated, and electrical tests including short tests and continuity tests are carried out.

Originality/value

This paper proposes a large-sized and stand-alone interposer based on DSSVs interconnection.

Abstract

Purpose

Sn‐Zn based lead free solders with a melting temperature around 199°C are an attractive alternative to the conventional Sn‐Pb solder and the addition of bismuth improves its wetability. Whilst lead‐free soldering with Sn‐8Zn‐3Bi has already been used in the electronics assembly industry, it is necessary to study its low cycle fatigue properties since such data have not been reported up to now.

Design/methodology/approach

In this study, displacement‐controlled low cycle fatigue testing of Sn‐8Zn‐3Bi and Sn‐37Pb solder joints was done on lap shear samples. The test amplitude was varied whilst the frequency was kept constant at 0.2 Hz and failure was defined as a 50 per cent load reduction. Finite element (FE) modelling was used for analysis and the results were compared to the experimental data.

Findings

The microstructure of the Sn‐8Zn‐3Bi solder showed a mixed phase of small cellular‐shaped and coarser needle‐shaped areas. Au‐Zn intermetallic compounds were observed near the interface from the SEM‐EDS observation. The average lifetime for the Sn‐8Zn‐3Bi solder joints was 17 per cent longer compared to the Sn‐37Pb solder joints. The cross section observation indicated that the fatigue cracks propagated along the interface between the solder bulk and the Au/Ni layer. The locations of maximum equivalent stress from the FE simulation were found to be at the two opposite corners of the solder joints, coinciding with the experimental observations of crack initiation.

Originality/value

This is believed to be the first time, the low cycle fatigue properties of Sn‐8Zn‐3Bi solder have been reported.

Abstract

Purpose

This paper aims to introduce a method to reduce corrosion caused by acidic-oxidized polymer degradant through subsection injection with different inhibitor.

Design/methodology/approach

This paper introduced a method to reduce corrosion caused by acidic-oxidized polymer degradant through subsection injection with different inhibitor.

Findings

The experimental results indicated that the influence of pre-corrosion status on corrosion rate and effectiveness of corrosion inhibitor are significant. The corrosion inhibitors in both injection stage inhibited the corrosion process by preventing the contact of corrosive medium and steel surface through formation of a protective film on the surface of N80 steel. The corrosion rate of polymer degradant can be reduced to 0.63 g/m 2 h through subsection injection with different inhibitor.

Originality/value

This result will increase the production of polymer injection plugging wells through expanding the application of acidic-oxidized polymer degradant.

Abstract

Purpose

This paper aims to describe the corrosion behavior and possibility of inhibition by corrosion inhibitor SA1-3 in acidizing solution (5 per cent hydrochloric acid [HCl] solution). The study aims to explain the mechanism of corrosion and inhibition of N80 steel in 5 per cent HCl solution to provide theoretical basis for expanding the range of application of N80 steel in acidification process.

Design/methodology/approach

This paper opted for a laboratory study using simulation of acidizing solution to do the experiments. The results of experiments including weight-loss method, electrochemical method and surface analysis were used to explain the mechanism of corrosion and inhibition so as to predict the dissolution progress of N80 steel in 5 per cent HCl solution with and without inhibitor SA1-3.

Findings

This paper provides theoretical insights about how to inhibit the corrosion behavior of N80 steel in 5 per cent HCl solution. It suggests that the corrosion inhibitor which can form a protective film on the steel surface should be used to expand the application of N80 steel in acidizing solution. The inhibitor SA1-3 is a kind of cathodic corrosion-controlling inhibitor which mainly inhibits cathode corrosion; it cannot change the corrosion mechanism of N80 steel.

Originality/value

This paper provides a theoretical basis for the corrosion behavior and inhibition mechanism of N80 steel in acidizing solution.

Abstract

Purpose

The purpose of this paper is to study the tribological properties of a thiazole derivatives (T561), overbased alkyl benzene calcium sulfonate (T106A) compounded with T561 and overbased alkyl benzene magnesium sulfonate (T107) compounded with T561 in rapeseed oil (RSO).

Design/methodology/approach

A four-ball machine was used to evaluate the tribological properties of each compound and their combinations with T561 in RSO. Scanning electron microscopy, EDX and X-ray photoelectron spectroscopy were applied to analyze the tribofilm formed on the worn surfaces.

Findings

Results of tribotesting demonstrated that synergistic effects exist between the overbased sulfonates, T106A and T107, and the thiazole derivative, T561. The texts of tribofilm indicated that iron sulfide and iron oxides exist in T561 single agent lubricant film and two composite additives lubricant film, and no sulfates were detected. It suggested that the addition of alkyl benzene sulfonate did not hinder the formation of iron sulfides and iron oxides. Meanwhile, CaSO4 (MgSO4) and CaCO3 (MgCO3) were detected on the worn surface of the composite additives, which were not detected on the single agent friction surface.

Originality/value

A tribofilm mainly contains CaSO4 (MgSO4) and CaCO3 (MgCO3) formed on the worn surfaces, which is responsible for excellent extreme pressure and anti-wear properties of the compound agents because of their high melting point and high shear stress.

Abstract

Purpose

This study aims to analyze government hotline text data and generating forecasts could enable the effective detection of public demands and help government departments explore, mitigate and resolve social problems.

Design/methodology/approach

In this study, social problems were determined and analyzed by using the time attributes of government hotline data. Social public events with periodicity were quantitatively analyzed via the Prophet model. The Prophet model is decided after running a comparison study with other widely applied time series models. The validation of modeling and forecast was conducted for social events such as travel and educational services, human resources and public health.

Findings

The results show that the Prophet algorithm could generate relatively the best performance. Besides, the four types of social events showed obvious trends with periodicities and holidays and have strong interpretable results.

Originality/value

The research could help government departments pay attention to time dependency and periodicity features of the hotline data and be aware of early warnings of social events following periodicity and holidays, enabling them to rationally allocate resources to handle upcoming social events and problems and better promoting the role of the big data structure of government hotline data sets in urban governance innovations.
